A clear understanding of the isothermal section of the Cu-Sn-Ti ternary system in the soldering temperature range is necessary to ensure solder joint reliability between Sn and Cu-Ti alloys. To determine the isothermal section of Cu-Sn-Ti ternary system at 450℃, 21 Cu-Sn-Ti alloys with different compositions were prepared. The characterization results, such as optical microscope (OM), scanning electron microscope (SEM), energy dispersive spectroscopy (EDS) and X-ray diffraction (XRD), will be discussed in this study. The experimental results confirmed that 17 three-phase regions, 33 two-phase regions, and 17 single-phase regions. For Sn-Ti binary compounds (Sn3Ti2, SnTi3, and Sn5Ti6) exhibit significant solubility of 2.0, 3.0, and 8.0 at.%Cu, respectively. Besides, the other binary phases exhibited almost no solubility to the third element. Additionally, τ1-CuSnTi and τ2-CuSn3Ti5 ternary compounds were identified. The isothermal section of the Cu-Sn-Ti ternary system at 450ºC were experimentally established. |
